RF Power Transistor Series

The PD5xxxx series of radio-frequency (RF) power transistors is aimed at wireless base station and mobile radio applications where high volume and low cost are essential factors. It combines high gain and linearity performance with a cost-effective plastic surface-mount package optimized for RF applications. The series comprises 10 devices based on LDMOS 1GHz technology. They range from the PD54003, with a 7V, 3-W P1-dB power rating characterized at 520MHz to the PD57045, with a 28V, 45W P1-dB power rating characterized at 945MHz. Members of the series have operating voltages that meet the needs of various personal mobile radio requirements. These include 28V base-station, 12V mobile, and 7.5V portable applications.

The series houses the LDMOS (lateral diffused MOS) in a PowerSO-10RF plastic package, which needs no insulator to isolate the drain from ground. The family's electrical and thermal performance is improved, and it allows for a cost-effective surface-mount plastic package, rather than the standard ceramic one. The transistors exhibit the high gain and linearity to meet the needs of a wide range of portable, mobile and base-station applications, including GSM, CDMA (1GHz) and TETRA. Members of the series are available with formed or straight leads, depending on the power dissipation.
